Features: Cleverly integrates a traditional silicon-based IGBT (or MOSFET) with a silicon carbide (SiC) Schottky diode (SBD) in the same module. Taking advantage of the SiC diode's lack of reverse recovery charge (Qrr), switching losses (especially turn-off losses) and EMI are dramatically reduced, while maintaining the relatively low cost advantage of silicon-based switching tubes.
